The dependence of the sublimation velocity V (g · s−1 · cm−2) of binary compounds AIIBIV on the vapour pressure of one of their components p is investigated. For this purpose extensions are made to the theory of the kinetics of element sublimation including the mechanism of diffusion transport. The relationship V ∼ (p)−3 is derived. A method for growing single crystals by heating a mixture of small and large crystals of binary compounds AB under a vapour pressure of the component A is described and justified. The relationship α = exp (4 v0 σi/k Tsr1) is derived for the supersaturation (α) of the vapour phase at the crystal growth site by a generalization of the Thompson-Gibbs relation. Equilibrium growth of single crystals has made it possible to determine the GI planes of cadmium telluride and selenide.
Es wurde die Abhangigkeit der Sublimationsgeschwindigkeit V (g · s−1 · cm−2) binarer AIIBIV-Verbindungen von dem Dampfdruck einer ihrer Komponenten (p) untersucht. Zu diesem Zweck wurden die Sublimations-Kinetik der Elemente und der Diffusions-Transport-Mechanismus extrapoliert. Es wurde eine Beziehung der Form V ∼ (p)−3 abgeleitet. Eine Methode zur Zuchtung von Einkristallen durch Erhitzen einer Mischung von kleinen und grosen Kristalliten binarer AB-Verbindungen unter dem Dampfdruck der Komponente A wird beschrieben und begrundet. Fur die Ubersattigung α der Dampfphase am Ort der Kristallbildung wird die Beziehung α = exp (4 v0 σi/k Tsr1) durch Verallgemeinerung der Thompson-Gibbs-Gleichung abgeleitet. Das Gleichgewichtswachstum ermoglicht die Bestimmung von GI-Flachen an Kadmiumtellurid und Kadmiumselenid.
