β-FeSi2 films of 600 to 630 nm thickness are prepared by co-evaporation of iron and silicon on various glass and sapphire substrates. Stress induced cracks arising from the crystallization of the amorphous layers can be avoided using glass materials with a thermal expansion coefficient slightly above that of β-FeSi2. Si and FeSi precipitates arranged in layers parallel to the substrate can be attributed to inhomogeneities of the atomic ratio Si/Fe caused by irregular evaporation rates. Nucleation and grain growth of β-FeSi2 are studied by heating up the amorphous films either slowly or rapidly. A significantly higher nucleation rate is found in the rapid heating process which is interpreted using the model of homogeneous nucleation. Crystallization at a high deposition temperature of 800 °C gives a fine-grained, columnar grain structure. β-FeSi2 films crystallized at a low temperature of 400 °C/15 h exhibits a considerable subband absorption probably due to defect states in the band gap. With increasing annealing temperature the subband absorption as well as the electrical conductivity decrease significantly. This is interpreted by the reduction of the acceptor density of the p-type semiconducting material. β-FeSi2-Schichten von 600 bis 630 nm Dicke werden durch Cobedampfen von Eisen und Silizium auf verschiedene Glas- und Saphirsubstrate prapariert. Spannungsinduzierte Risse, die durch das Kristallisieren der amorphen Schichten entstehen, konnen durch Verwendung von Glassubstraten mit einem etwas groβeren Warmeausdehnungskoeffizienten als dem von β-FeSi2 vermieden werden. Si- und FeSi-Ausscheidungen, welche in Schichten parallel zum Substrat angeordnet sind, konnen auf ungleichmaβige Verdampfungsraten zuruckgefuhrt werden. Keimbildung und Wachstum von β-FeSi2 werden bei langsamer und schneller Aufheizung der amorphen Schichten untersucht. Eine wesentlich hohere Keimbildungsrate wird nach schneller Aufheizung festgestellt, was mit Hilfe des Modells homogener Keimbildung interpretiert werden kann. Kristallisation bei einer hohen Depositions-temperatur von 800 °C ergibt eine feinkornige, kolumnare Kornstruktur. Bei einer niedrigen Temperatur von 400 °C/15 h kristallisierte β-FeSi2-Schichten zeigen eine betrachtliche Subbandabsorption, die vermutlich auf Defektzustande im Bandgap zuruckzufuhren ist. Mit steigender Gluhtemperatur nehmen die Subbandabsorption und auch die elektrische Leitfahigkeit deutlich ab. Dies wird durch die Verringerung der Akzeptordichte des p-halbleitenden Materials erklart.
