面向SiC耐高温封装互连材料和技术的高强度、长寿命需求,本项目以分子动力学模拟和原位实验观测相结合,拟解决:.(1)澄清纳米-亚微米-微米多尺度银焊膏的低温致密烧结和还原性有机体系-镍氧化抑制的动力学和热力学机制,提高颗粒堆积密度和固相含量,以化学驱动力替代机械驱动力,实现无压低温致密烧结多尺度银焊膏材料;.(2)揭示工艺方法-宏观性能-微观特征的关联机制,实现低温致密烧结银-镍界面的无氧化、高强度互连工艺方法;.(3)澄清烧结银-镍界面互连的宏观性能和微观特征在温度冲击、功率循环和湿热老化过程中的退化演变规律,基于Weibull数据统计和Coffin-Manson模型建立失效判据,指导优化长寿命可靠性设计等关键难点问题。.这对于实现以镍代替金或银等贵金属镀层,简化工艺降低成本,推动拓展烧结银互连材料和技术应用范围,实现SiC高温封装材料与技术突破,具有非常重要的科学理论和工程应用价值。

This proposal is aimed at developing a pressureless sintered multiscale-silver die attachment on nickel metallization technology for packaging SiC power devices that can function reliably at high-temperature over 200°C. To achieve the goal, we will focus our efforts to achieve the following objectives: .(1) understand the kinetics and thermodynamic mechanisms of pressureless low-temperature densification sintering of multiscale, i.e. nano-submicron-micron silver particles, and effects of reductive organic systems on Ni oxidation suppression, and realize pressureless low-temperature sintered silver densification bondline by increasing chemical driving force, packing density and solid loading of the multiscale silver paste material;.(2) clarify the correlation mechanism between nickel oxidation inhibition and oxygen-deficient bonding by densification sealing and organics reduction during sintering, establish processing-microstructures-properties relationships, and achieve the technology of strong and oxidation-free sintered-silver bonding on nickel metallization by robust metallic bonds; .(3) elucidate failure mechanisms of SiC power modules by describing the mechanical, thermal, and electrical properties and microstructures degradation rules during thermal shock, power cycling, and temperature-humidity life tests, and develop a failure criterion for guiding the high-reliability design based on the Weibull statistic and Coffin-Manson models. .Achieving these objectives would help lower the cost and simplify the process of substrate metallization by using Ni-plating instead of noble metal (such as Au and Ag) plating, and promote the expansion of sintered silver bonding materials and technology for packaging reliable high-temperature SiC power modules.
烧结纳米银可实现低温工艺、高温服役,成为第三代半导体封装的首选高温互连技术。目前,烧结银可在金和银镀层实现高强度连接。但是贵金属镀层工艺复杂,成本较高,限制了烧结银的工程应用。镍镀层成本低,性能稳定,在封装基板中广泛应用。但是高温镍易氧化与低温纳米银难致密烧结的矛盾,成为制约烧结银-镍互连的关键难点。. 为了实现烧结银-镍界面无氧化、高强度、长寿命互连封装,本项目采用分子动力学模拟和原位实验验证相结合,主要研究内容和结果如下:.(1)开发了4种还原性、多尺度银焊膏,即纳米单尺度、微米单尺度、亚微米-微米双尺度、纳米-亚微米-微米三尺度银焊膏。.(2)基于多尺度颗粒致密堆积、非对称融合速率模型和致密烧结速率方程,阐明了多尺度银无压低温致密烧结的动力学和热力学机制。.(3)突破了低温工艺和互连镀层范围,首次实现了180℃低温无压烧结工艺,首次实现了烧结银与金、银、铜、镍都高强度(>40 MPa)、高导热(>200 W/m·K)、高导电(>1×107 S/m)互连。.(4)澄清了烧结过程中镍氧化速率方程和机制,阐明了抑制镍氧化的方法,如多尺度银颗粒致密堆积形成密封贫氧界面、有机体系还原、非晶态镍(高磷)体扩散代替晶体镍晶界扩散等。.(5)首次在原子尺度上阐明了Ni3P促进扩散、烧结银孪晶降低界面应力、Ag-NiO晶格匹配增强互连的微观机制;建立了控制镍氧化(NiO厚度<3 nm),基于Ag-NiO-Ni界面实现高强度互连的科学机制。.(6)基于化学键、原子扩散、固溶和机械耦合等机制,阐明了烧结银-镍界面互连的关键难点问题;首次澄清了镀镍(磷)工艺成分-晶体结构-氧化速率-微观形貌-宏观性能的关联机制,建立了烧结银-镍界面无氧化、高强度、高导热、长寿命的互连工艺方法。.(7)基于温度冲击、高温存储和湿热老化等多物理场耦合可靠性测试,揭示了微观组织和机械、导电、导热等宏观性能的演变退化机制;验证了烧结银-镍界面抗高温氧化、热-机械应力的可靠性较高,但在高温下对湿度敏感,抗湿热老化可靠性较差。. 综上,本项目建立了高强度、高导热、长寿命的烧结银-镍界面互连机制和工艺方法,仅镀镍作为焊接层,可以无须金或银等贵金属镀层,将大大简化工艺,降低成本,这对于拓展烧结银互连材料和技术、实现SiC高温封装材料与技术突破,具有非常重要的科学研究意义和工程应用
