InAsSb纳米线光电探测器,因其材料、结构与物理等属性表现出优异的光电特性,在诸多领域有着重要的应用前景,但在室温下其探测波长不能完全覆盖中红外波段,根本原因是表面缺陷态与光电探测机制缺陷造成的。本项目提出研制一种新型栅极调控的负光电导型InAsSb纳米线室温中红外探测器。针对表面问题,拟通过(NH4)2S溶液/Al2O3介质层两步方法对CVD合成的高质量含Sb组分InAsSb纳米线进行钝化,降低表面缺陷态与非辐射复合中心密度,提高纳米线质量。针对探测机制问题,拟采用基于负光电导效应的探测技术来提高器件探测率,增强器件对长波低能量中红外光子的探测能力;并发展新型铁电薄膜栅极调控技术,结合Al2O3介质层作用,通过产生优化的剩余极化电场增强对表面热光生电子的束缚,消除室温对器件性能的破坏性,实质性提高器件的工作温度。本项目研究,为新型高性能纳米线光电探测器的发展提供新思路与新方法。
英文摘要
InAsSb nanowire photodetector has an important application prospect in military and civilian fields due to its excellent photoelectric characteristics in material, structure and physical properties. However, its detection wavelength cannot completely cover the middle infrared band at room temperature, which is fundamentally caused by surface defect state and photodetection mechanism defect. This project intends to develop a novel gate-controlled negative photoconductive InAsSb nanowire room temperature mid-infrared photodetector. To solve the problem of surface defect states, it is proposed to passivate the high-quality Sb-containing InAsSb nanowires synthesized by CVD through (NH4)2S solution/Al2O3 dielectric layer two-step method to reduce surface defect states and non-radiative composite center density and improve the quality of nanowire. In response to the problem of detection mechanism defects, we plan to use the detection technology based on negative photoconductivity to improve the detectivity of the device and enhance the detection ability of the device to longer-wavelength low-energy mid-infrared photons. Meanwhile, the ferroelectric film gate regulation technology is suggested to generate an optimized residual polarization electric field by combining with the action of the Al2O3 dielectric layer, so as to enhance the binding of photogenerated electrons on the surface, eliminate the destructive effect of room temperature on the negative photoconductivity effect, and substantially improve the operating temperature of the device. The research of this project provides new ideas and new methods for the development of new high-performance nanowire photodetectors.
本项目聚焦于新型栅极调控的负光电导型InAsSb纳米线室温中红外探测器,针对器件在纳米线结构质量、光电探测波长覆盖范围及工作温度等关键性能提升过程中所面临的物理原理与实验技术挑战,开展了系统深入的研究工作,并取得了显著的研究成果,圆满完成了项目申请时设定的各项预期目标。在纳米线制备方面,项目提出了一种基于分子束外延(MBE)技术的高质量、高纵横比InAsSb纳米线合成方法。所制备的InAsSb纳米线长度约为5 μm,直径约为60 nm,具备优异的晶体质量和电学性能,为后续器件性能优化奠定了坚实基础。在能带调控与载流子动力学方面,项目引入了混合相(锌掺杂和纤锌矿相)结构,成功生成了混合相相关能级(MPALs)。这些能级能够有效捕获热电子并延长其寿命,显著提高了载流子的收集效率,从而优化了器件的光电响应性能。在器件结构设计方面,项目设计并实现了核/壳异质纳米线结构。通过在InAsSb纳米线外层制备一层5-10 nm厚的AlSb壳层,有效提升了器件在中红外波段的光电探测性能。器件的探测波长覆盖范围从可见光延伸至红外光,并且在室温条件下实现了高效工作,显著提升了器件的实用性和环境适应性。此外,课题组在InAs基纳米线结构、InAs基场效应晶体管、二维材料基光电探测器以及GaN与SiC基功率器件等领域,开展了广泛而深入的研究工作。通过系统的器件结构设计、性能测试与理论仿真模拟,积累了丰富的实验数据和理论经验,为光电探测器及相关电路系统的进一步发展提供了重要的理论支持和实验依据。综上所述,本项目的研究成果不仅为新型高性能纳米线光电探测器的发展提供了创新性思路与方法,还为相关技术领域的进步奠定了坚实的理论与技术基础,具有重要的科学意义和应用前景。
