1T-type ferroelectric memory with Sr_2(Ta_<1-x,> Nb_x)_2O_7 (STN, x=0. 3)have been fabricated. The dielectric constant of STN film is 18. Memory window is 1. 7V when the sweep voltage is ±5V. The retention time of this film is 24hours.
