未開拓周波数であるテラヘルツ周波数帯に対して、高出力・広周波数域の発振・増幅デバイスの実現を目標として、共鳴トンネルダイオードと微細アンテナを集積したテラヘルツ発振素子において、室温の単体電子デバイスでは最高周波数の831GHz での基本波発振を得るとともに、二次元電子ガスの速度変調を用いた三端子増幅素子においては、ミリ波帯での基本動作を得ることにより、テラヘルツ帯での動作が可能であることを明らかにした。
